Role of Carbon in the Strengthening of Silicon Crystals

抄録

Effect of substitutionally dissolved carbon on the mechanical strength of silicon crystals is investigated as a function of the concentration of oxygen dissolved in the crystals. It is concluded that carbon atoms increase the yield strength of silicon crystals when the crystals are initially dislocated and that these atoms coexist with oxygen atoms of concentrations higher than about 5×1017 atoms/cm3.
