Abstract

Mode domination by the grating phase at the reflective facet has been verified for InP/InGaAsP distributed feedback laser diodes with one cleaved facet. Experimental evidence for this light phase effect at the facet was obtained through ion beam etching of the cleaved facet. Periodical change in threshold current and oscillation wavelength has been observed. The period coincides with one half the oscillation wavelength in the laser cavity, as expected theoretically.
