Spin-filter device based on the Rashba effect using a nonmagnetic resonant tunneling diode

Abstract

Spin-filter device based on the Rashba effect using a nonmagnetic triple barrier resonant tunneling diode (TB-RTD) was presented. Electronic spin filter devices combined the spin-split resonant tunneling level induced by the Rashba spin-orbit interaction and the spin blockade phenomena. Detailed calculations using InGaAs/InAlAs materials system showed that a splitting of a peak was observed in I-V curve of the device as a result of the spin-filtering effect. The filtering efficiency exceeded 99.9% at the peak position in the I-V curve.
