Miscibility gaps in solid solutions of III-V semiconductors in the GaP-InP, GaP-GaSb, InP-InSb and InAs-InSb systems have been investigated by means of electron probe microanalysis. Thermodynamic calculations have also been carried out on the miscibility gaps as well as the liquid/ compound equilibria by optimizing the experimental data on the phase boundary compositions and thermochemical properties.
