Abstract

An internal distortion cancellation mechanism in DFB-LDs caused by relaxation oscillation and longitudinal spatial hole burning has been revealed to realise low intermodulation distortion laser diodes used at high modulation frequencies. Extremely low distortion characteristics (IMD3≤ − 80dBc) were achieved at up to 2.2GHz owing to the internal distortion cancellation effect.
