Abstract

Miniature optical transmitter modules using i-AlGaAs/n-GaAs doped-channel hetero-MISFET (DMT) laser diode (LD) driver ICs and high-speed multiquantum-well (MQW) distributed-feedback (DFB) LDs are discussed. Very-high-speed operation, up to 10 Gb/s, has been achieved.
